SineSemi Releases 150V SGT MOSFET SMT15T02AHTL for Drone ESC Power Systems

SineSemi has released SMT15T02AHTL, a 150V N-channel power MOSFET built on its SGT technology platform. Housed in a high-power-density TOLL package and designed for high-performance drone ESC (electronic speed controller) power systems, the part has completed validation at multiple lead customers and is shipping in volume.

SMT15T02AHTL delivers an on-resistance down to 2.0 mΩ with a continuous current capability of 302 A. The RDS(ON)-versus-Qg trade-off is tuned to cut conduction loss without giving up switching speed, and the dynamic parameters are calibrated for the di/dt and dv/dt transients of full-range throttle steps in heavy-lift drones — suppressing voltage spikes and blocking Miller-induced false turn-on so the ESC stays reliable under repeated stress.

A representative application is a 128 kg MTOW heavy-lift drone (24S LiPo battery, FOC-controlled brushless ESC): four SMT15T02AHTL in parallel, 24 devices per axis, supporting a 200 A bus current and 26 kW of peak power. Tight ΔVGS(th) screening keeps current sharing consistent across parallel devices, and reference designs for multi-device parallel layouts are available from the manufacturer.

The platform will extend to TOLT and TO-263-7L packages, covering drone ESC, telecom power and high-power automotive conversion. To have a drone-ESC parallel configuration evaluated or to request samples, include the bus current and the number of parallel devices in the part-number inquiry.
