SineSemi has introduced a portfolio of 80V to 150V automotive-grade SGT MOSFETs aimed at next-generation 48V vehicle systems. Every part in the portfolio that has reached mass production is AEC-Q101 qualified, with PPAP documentation and Spice models available.

Vehicle low-voltage networks are moving from 12V to 48V. At four times the 12V bus voltage, a 48V bus delivers more power at the same current, supports more electrical loads and higher consumption, and makes better use of the electrical system. In a 48V architecture, the 48V rail directly feeds powertrain loads (starter-generator, traction inverter, water/oil/fuel pumps, eBooster and eTurbo, engine and battery cooling fans), safety systems (active suspension, electric power steering, electronic braking) and body functions (HV-to-48V and 48V-to-12V DC/DC, 48V power distribution, battery main switch, electric compressor, windshield heating), while a DC/DC converter supplies the 14V side — ADAS power, wireless charging, ABS and front and rear lighting.
At device level, the portfolio combines low on-resistance, small gate charge Qg and fast switching. The latest-generation technology also softens the body diode's reverse-recovery behavior, sharply reducing Qrr and Trr; in high-frequency, high-current applications this cuts ringing, overshoot and noise for better EMI and higher efficiency. Low package resistance and inductance, strong avalanche capability and a wide SOA give the parts high current-handling capability and make them suitable for multi-device parallel operation.

The portfolio spans 80V, 100V, 120V and 150V ratings, with SL and LL gate-threshold options, across eight packages: PDFN3333-8L, PDFN5060-8L, PDFN5060-8L-D, PDFN5060-8L-W, sTOLL, TOLL, TOLT and TO-263-7L. Typical RDS(ON) at VGS=10V ranges from 0.7 mΩ (TOLL) to 22 mΩ (PDFN5060-8L-D), covering e-fuse, DC/DC, pump, HVAC, EPS, EPB and blower loads. Parts in mass production at the time of release were the 100V SMT10T01AHTLQ (TOLL, 1.2 mΩ), SMT10T01AHT7Q (TO-263-7L, 1.3 mΩ) and SMT10T08AHPQ (PDFN5060-8L, 7.4 mΩ), plus the 150V SMT15T04AHTLQ (TOLL, 3.4 mΩ); the remaining parts were at engineering-sample (ES) or development stage.
