SineSemi Releases SMT12T01AHTL, a 1.35 mΩ 120V SGT MOSFET in a TOLL Package

SineSemi has released SMT12T01AHTL, a 120V N-channel SGT power MOSFET in a TOLL package. The part targets high-power-density, high-current applications — electric vehicles, drones, electric motorcycles and e-bikes, battery protection and telecom power — and has entered mass production after validation at several lead customers.

SMT12T01AHTL is rated for 393 A of continuous current, with a typical RDS(ON) of 1.35 mΩ at VGS=10V, a typical gate charge Qg of 135 nC, an input capacitance Ciss of 10,308 pF and a figure of merit (RDS(ON)×Qg) of 182. It offers a wide SOA and strong avalanche capability (EAS up to 2,074 mJ). Pairing low on-resistance with high current capability lets a design use fewer parallel MOSFETs for a given overcurrent requirement, which trims system cost. Compared with TO-263-3L and TO-263-7L, the TOLL package cuts PCB footprint by 20% (to about 120 mm²), height by 50% and board space by 60%. Lead parasitic inductance is roughly 1–2 nH versus 5 nH for D²PAK-3L/7L, and package resistance is 0.25 mΩ against 0.75 mΩ (D²PAK-3L) and 0.45 mΩ (D²PAK-7L). The lower inductance reduces voltage spikes, ringing and noise during switching and improves EMI for mid- and high-frequency designs. Wettable-flank leads improve solderability and allow automated optical inspection (AOI) of the solder joints, raising board-level reliability.

As vehicle low-voltage systems move to 48V, SineSemi plans to extend the line with 80V–120V automotive-grade TOLL parts for 48V DC/DC and powertrain (motor-drive) applications.

SineSemi has also published a drone application reference for SMT12T01AHTL, covering the schematic, test waveforms for the motor-drive stage and for BMS charge/discharge protection, and a peripheral-circuit reference design for five MOSFETs in parallel.

At launch, SineSemi's TOLL line-up spanned 40V to 200V: SMT4001AHTLQ (40V, 0.95 mΩ), SMT400SAHTL (40V, 0.39 mΩ, 726 A), SMT6001AHTL (60V, 1.20 mΩ), SMT10T01AHTLQ (100V, 1.20 mΩ), SMT10T01EHTL (100V, 1.20 mΩ, 415 A), SMT10T01DHTL (100V, 1.40 mΩ), SMT12T01AHTL (120V, 1.35 mΩ), SMT15T04AHTL (150V, 3.40 mΩ) and SMT20T09AHTL (200V, 7.00 mΩ). Every one of these TOLL parts was already in mass production when the article was published in December 2024.
