SineSemi Releases 100V SGT MOSFET SMT10T0SAHTL for Drone Propulsion

Aimed at the power density, efficiency and cooling demands of drone propulsion, SineSemi has released SMT10T0SAHTL, a 100V SGT MOSFET in a TOLL package.

The device offers a typical on-resistance as low as 0.85 mΩ and a continuous drain current of up to 514 A, with single-pulse avalanche energy up to about 2,434 mJ to handle motor stall and avalanche events. A low-gate-charge design reduces switching loss and suits high-frequency PWM control, while the TOLL package balances thermal performance with environmental robustness.

In a 12S propulsion bench test — a 6,000–6,500 W BLDC motor at 100 A continuous and 300 A peak — system efficiency held at 90% or better. Target applications are heavy-lift logistics drones, agricultural drones and high-voltage drone propulsion within the low-altitude economy.
